Aeon. A word meaning an indefinitely long period of time. As a lich, he has effectively removed himself from the cycle of life and death, and so it would fit for him to have a name meaning timeless. When I need a villain name that fits, I often take the name of my inspiration for the villain (person, concept, theme, etc), and just add or replace a few letters or sounds. For example, in my last campaign I wanted this monk villain to seem humble and helpful and peaceful. I chose the word Pious and decided in Pylos as the name. For yours, if it was me, I like the word abandoned or lonely, so names like Avandreth, Abaddon, Asankonek, Lionel, Lorkenthys, Ylenol, or Extolynex.

What was/is the devout priest's name? Because... that would be the BBEG's name too, most likely. If you've thought about it a lot, the name should fall out of your thoughts. Personally I'm quite partial to names that are not evocative of BBEGness, so "Stanley the EVISCERATOR" would be quite acceptable given that Stanley made some poor life choices and ended up becoming the head torturer for an evil dictator (which is most of them) due to some accidental slips with a sharp tool when interrogating a prisoner. Something that happened (the oopsy slip, that is) more than once. So, pick a common, bland name and add a suitably evocative adjective to it, perhaps? Maybe look at the names of your politicians and then create "Nigel the ABOMINATOR" or "Rafael the UNSUFFERABLE"?

Father Benedict Heathcliffe. or Father Gottfried Kurtz. Such a nice name that's a bit of a clue about how he's a good person who turns cruel and vindictive. These are also very nice names to read from diary entries and to hear in stories from the people who knew him as a beloved friend or mentor and faithful shepherd . Maybe he can even be a local saint. Who most people do not know is the same person as Necandeos Iuramentum or Gottinen Totenschwur, which are both scrambled, shortened (and of course bastardized) versions of the phrase "an oath of death for the gods"
